Influence of the biomaterial thickness in a dielectrically charged modulated fringing field bio-tunnel-FET device

In this paper the influence of the biomaterial thickness (tBio) in a dielectrically charged modulated fringing field Bio-Tunnel FET is studied using TCAD simulation. The sensitivity of the biosensor TFET is observed in the ambipolar current region due to the variation of the dielectric permittivity and/or the presence of charges into the biomaterial. The results show that when tBioincreases from 10 nm to 30 nm, the sensitivity increases up to 2 orders of magnitude. The presence of positive fixed charges into the biomaterial also increases the sensitivity more than 1 order of magnitude in the studied charge magnitude range.
